Mga 3rd Generation Silicon Carbide MOSFET

Ang mga Toshiba 3rd Generation Silicon Carbide MOSFET ay dinisenyo para sa mga high-power industrial application na tulad ng mga 400V AC input AC-DC power supply. Kasama sa iba pang application ang mga photovoltaic (PV) inverter, at mga bi-directional DC-DC converter para sa mga uninterruptible power supply (UPS). Nakakatulong ang mga MOSFET na ito para mabawasan ang power consumption at mapahusay ang power density. Dahil ito sa SiC technology na nagpapahintulot sa mga device na maghatid ng mas mataas na boltahe, mas mabilis na switching, at mas mababang On-resistance. Ang third generation-chip design ng Toshiba ay nag-aalok ng enhanced reliability bukod pa sa input capacitance (CISS) na 4850pF (typical), mababang gate-input charge (Qg) na 128nC (typical), at drain-to-source On-resistance (RDS(ON) na 15mΩ (typical) lang.
